作者欧凯(2019)在《纳米结构ZnSe/ZnS多层薄膜的光致发光及电致发光性能研究》一文中研究指出:随着信息时代的快速发展,对发光材料和显示器件的要求越来越高。虽然目前显示领域有了很多新的突破和进展,但仍然面临一些问题需要解决。自从GaN基蓝光LED问世以后,蓝宝石衬底、SiC衬底以及Si衬底LED相继被报道,性能也得到很大提升。但是,Si衬底与GaN之间具有16.7%的晶格失配,同时Si的热膨胀系数与GaN之间也存在很大的差异,所以在Si衬底上外延生长得到的GaN薄膜容易产生缺陷、裂纹、位错或者弯曲等现象。虽然通过引入AlN作为缓冲层能够从技术领域基本克服这些问题,但是这会进一步增加制备工艺的难度。在有机发光二极管(OLEDs)领域,器件的寿命和有机材料的稳定性制约着OLEDs的发展。此外,基于量子点具有很好的光稳定性、发光效率高、发光光谱可调等优点,量子点器件也成为新的研究热点。在量子点的合成材料方面,目前研究成熟的主要是基于Cd。Cd本身的毒性,使得量子点和相关的量子点发光器件的应用领域受到限制,尤其是生物领域。所以制备出无毒高效的量子点和量子点器件是新的挑战。找到新的替代材料,制备出稳定、无毒、发光效率高和寿命长的电致发光器件对于显示行业的发展有着很重要的意义,尤其是蓝色发光。作为无毒、宽带隙的ZnSe(2.7eV),一直是研制蓝绿色发光器件的热门材料。ZnSe材料目前已经被广泛应用到激光、非线性光学、光电探测和发光等领域。本论文通过电子束蒸发技术制备了纳米结构的ZnSe/ZnS多层薄膜,并以此作为发光层,制备了蓝色电致发光器件。既利用了ZnSe本身的性质,又利用了纳米结构的优良特性。这为蓝色电致发光的研究提供了新思路,同时也对白光LED的研究做出贡献。本论文的研究工作主要得到以下成果:(1)单层ZnSe薄膜性质的研究。通过电子束蒸发沉积了单层的ZnSe薄膜,属于立方结构,更趋向于(111)晶向生长。首先,在氮气环境中退火处理,薄膜在蓝光区域有着强的吸收,但未得到ZnSe的蓝色发光。我们研究了退火温度对晶体结构、透射光谱、折射率、吸收系数与反射系数、光学带隙等参数的影响。其次,在氧气环境中退火处理,立方结构的ZnSe薄膜被完全氧化成六方纤锌矿结构的ZnO薄膜。ZnO薄膜的PL光谱由370 nm的强发射峰和525 nm的弱发射峰组成,这分别对应于ZnO的带间发射和缺陷相关的发射。通过优化处理退火温度和时间,得到ZnSe氧化成ZnO的最优条件。此外,我们还研究了低温环境对于ZnO薄膜光致发光的影响。(2)通过电子束蒸发法制备了纳米结构ZnSe/ZnS多层薄膜,得到蓝色光致发光。薄膜晶体结构为立方结构的ZnSe和纤锌矿结构的ZnS。纳米结构ZnSe/ZnS多层薄膜的激发峰位于350 nm处,光致发光光谱包含两个发射峰:441nm处强且窄的发射峰源于ZnSe的近带边发射;550nm处弱且宽的发射峰是与缺陷相关的发射,例如填隙,空位,晶格畸变和结构缺陷。从不同方面对纳米结构ZnSe/ZnS多层薄膜的光致发光性能进行优化,包括ZnS层厚度、ZnSe层厚度、退火温度、退火时间、退火气流量等。此外,对纳米结构ZnSe/ZnS多层薄膜薄膜的低温光谱和稳定性也进行了表征测试。(3)将纳米结构ZnSe/ZnS多层薄膜作为发光层,制备出多层结构(ITO/PEDOT:PSS/EML/MgO/n-Si/Ag)的有机/无机复合的蓝色电致发光器件。对器件性能进行表征测试,如XRD、SEM、PL、EL、Ⅰ-Ⅴ测试,并对其发光机理进行研究。器件的电致发光机理是电子和空穴注入式复合发光。引入MgO层能够明显改善器件的性能:其一,改善发光层的结晶质量,提升发光层的发光强度;其二,作为空穴阻挡层,提升空穴浓度,降低载流子的猝灭,提升器件的电致发光性能。最后,我们从退火温度、硅片电阻率、MgO厚度、P型层厚度等方面对器件性能进行了进一步的改善。
